Silicon Oxynitride (SiON) is a tunable compound with properties intermediate between silicon dioxide (SiO₂) and silicon nitride (Si₃N₄), characterized by a refractive index ranging from 1.45 to 2.0, dielectric constants between 4 and 8, and electrical resistivity up to 10¹⁶ Ω·cm. Its mechanical properties include a hardness of 10–20 GPa, Young’s modulus between 150–250 GPa, and density around 2.4–3.1 g/cm³, depending on nitrogen content. Thermally, it can withstand temperatures up to ~800°C in film form and over 1600°C in ceramic form, with low thermal expansion (~2–4×10⁻⁶/K). SiON films, typically deposited by PECVD or LPCVD, can be engineered to exhibit low stress (±500 MPa), good chemical resistance, and controlled etch rates—making them ideal for use in optical coatings, dielectric layers, passivation films, waveguides, and structural ceramics in MEMS and biomedical applications.
