Usually, the concentration of HSP solution is not lower than 85%.

As a result, specially formulated chemistries are needed. High selectivity phosphoric acid is such a chemical. With high selectivity, phosphoric acid can remove the Si3N4 layers well while protects the silicon oxide layers. Due to the high technology barrier, there are only a few producers who can supply high selectivity, phosphoric acid to the market.
